Three-dimensional (3-D) integration or vertical integration is a revolutionary paradigm that trades off the increasingly difficult horizontal expansion with the vertical growth of integrated systems, surpassing many of the limitations of the planar semiconductor substrate. Three-dimensional or vertically integrated systems are forecasted to provide unprecedented computational capabilities by enabling the symbiosis of heterogeneous technologies within a single multi-plane system. Consequently, three-dimensional integration can host a multitude of products, ranging from traditional microprocessors to sophisticated systems-on-chip and the evolving labs-on-chip. To efficiently and profitably realize these types of systems in three dimensions, a plethora of challenges need to be addressed.

The nature of these challenges is not limited to classic VLSI circuit design but extends into the design of new system architectures, the software and application development for these systems, as well as the innovative design of sensors for sensor-based 3-D systems.

The objective of this tutorial is to highlight the important strides that have recently been achieved in this emerging research field. Another goal is to demonstrate the intertwined characteristics of the envisaged 3-D systems and to introduce this potential technology to young researchers and motivated students.

The tutorial will focus on specific issues related to vertical integration. Design issues for high-performance 3-D digital systems will be presented. A highly anticipated type of 3-D systems for sensing applications that is sensor-based verticla systems utilizing advanced nanoscale devices will also be discussed.

The proposed activity will combine speakers from both academia and industry in a effort to demonstrate the different approaches and objectives that each of the communities has when coping with 3-D systems.

This tutorial is also expected to be a unique opportunity to disseminate the research results and share the experience gained within the [[CMOSAIC]] project.
